ELECTROOPTICAL BISTABILITY IN GAAS/ALAS SUPERLATTICES WITH DIFFERENT MINIBAND WIDTHS

摘要
We have studied room temperature Stark-ladder transitions and the operation of self-electro-optic effect devices (SEED) utilizing Wannier-Stark localization in GaAs/AlAs superlattices (SL's) with different miniband widths. Good correlation between multistability and the higher-order Stark-ladder transitions is shown. Dependence on the miniband width of bistability and/or multistability of SEED operation characteristics are investigated.
