摘要
We theoretically investigate the electron transport properties in a non-magnetic nanostructure with spin-orbit interactions and the (delta-doping which can be experimentally realized by using metal-organic chemical-vapor deposition or molecular beam epitaxy. We find that the electron transmission and the spin polarization strongly depend not only on the height and the width of the barrier but also on the weight and the position of the delta-doping. These interesting phenomena may be very helpful for understanding the electron transport mechanism in a non-magnetic nanostructure and designing the delta-doping-tunable spintronic device based on the non-magnetic heterostructure.
