Midinfrared emission from coupled Wannier-Stark ladders in semiconductor superlattices

摘要
Generation of midinfrared electroluminescence associated with transitions between conduction-band Wannier-Stark ladder states in strongly coupled semiconductor superlattices is reported. Both intraladder and interladder transitions, in the two regimes of strong electric-field-induced localization and resonance-induced delocalization, are observed. The difference between this incoherent spontaneous emission mechanism and the coherent spontaneous radiation from Bloch oscillations is discussed.
