摘要
This paper describes an improved photodetector design which demonstrates excellent large- and small-signal behavior. Maximum small-signal compression currents have increased to over 700 m-A at 300 MHz. Output RF power amplifier stage efficiencies of 40% (class AB operation) and over 27% (Class A) has been achieved from 0.3 to 6 GHz with RIF power outputs over +24 dBm.
