摘要
We propose new designs for quantum-cascade lasers integrated with resonant intersubband nonlinearities, which promise ultra-broad spectral tuning and room-temperature operation in the hard-to-reach short-wavelength range lambda similar to 2.5-4 mu m. (C)2006 Optical Society of America
