摘要
We report on a semiconductor superlattice frequency multiplier for generation of submillimeter waves. The principle is based on the nonlinearity of the miniband transport in a GaAs/AlAs superlattice. We used pump radiation around 100 GHz. We demonstrate the application for the study of a methyl fluoride absorption line near 1 THz.
