Intersubband lifetime magnetophonon oscillations in GaAs quantum cascade lasers

摘要
We studied the behavior of middle IR GaAs/AlGaAs quantum cascade lasers (QCL) subjected to a strong magnetic field perpendicular to the 2D planes. We observed that both laser threshold and differential quantum efficiency are modulated by a magnetic field. The intersubband lifetime vs magnetic field is derived from the field dependence of QCL threshold current. The magnetic field dependence of electron-LO phonon scattering rates derived from experiment shows good agreement with our calculations.
