摘要
A narrow-beam superluminescent diode (SLD) has been developed using a butt-jointed selectively grown spot-size converter and a newly designed absorption region. High output power and low spectral modulation have been achieved. The far field patterns for both the horizontal and vertical direction were as narrow as 10 degrees. The coupling efficiency of the output power into a flat-ended singlemode fibre (4 mu m spot size) was as high as -1.9dB without lenses.
