摘要
Since the very recent discovery of ferroic ordering under two dimensional limit, novel devices based on 2D ferroelectricity or ferromagnetism has attracted a lot of interests and are promising for next generation electronic and optoelectronic applications. We find that, below the transition temperature T-c similar to 320 K, ultrathin CuInP2S6 (CIPS) nanoflakes down to bilayer are still pyroelectric. Changing the temperature will lead to charge modification at the surface of CIPS. 2D pyroelectric nanogenerator is fabricated which can efficiently convert the pyroelectric charges into electrical current. This work will facilitate novel applications of pyroelectric and ferroelectric materials, including pyroelectric devices, thermal sensors, ultrathin nanogenerators and various van der Waals (vdW) heterostructure at room temperature.
