V3O7¢H2O Nanowire Film/Td-MoTe2 Flake Mixed-dimensional Van der Waals Heterostructure for Photodetection

摘要
A novel van der Waals (vdWs) heterostructure composed of V3O7 & BULL;H2O nanowire film and Td-MoTe2 flake is presented for photodetection for the first time. The vdWs heterojunction device demonstrated more efficient photodetection performance with higher responsivity of 76.89 mA/W, superior specific detectivity of 1.22 x 1010 Jones, higher external quantum effi-ciency of 10.61% and fast response (rise time = 27.0 ms and fall time = 27.2 ms).
