摘要
Multispectral photodetectors can achieve various functions, such as target recognition and image enhancement by integrating data from different spectral bands and extracting features. They have broad application prospects in various fields, such as artificial intelligence (AI), navigation, and night vision. However, they often require the integration of multiple photodetectors with different wavelength responses, resulting in low system integration, high power consumption, and the need for considerable computational power to address parallax and image distortion issues. A reconfigurable two-dimensional photodetector is a feasible solution. This study proposes an "MoS2-WSe2 van der Waals heterojunction" photodetector with tunable visible and short-wave infrared (SWIR) responses regulated via ferroelectric polarization. It achieves a responsivity of 17.82 A/W for visible light and both positive (0.47 A/W) and negative (-0.16 A/W) SWIR responses. This allows simultaneous extraction of visible and SWIR information within a single device, enabling low-cost computation and image fusion, with broad applications in AI and multifunctional optical detection.
