摘要
We report on the first observation of mode-locking of quantum cascade lasers (QCLs). Both self-mode-locking (SML) and active mode-locking have been achieved, although this talk will primarily focus on SML. All the devices used in this work are 'standard' QCLs, except for their relatively long ( 3.5 mm) waveguides. Experimental observations indicate that the nonlinear loss mechanism responsible for SML results from self-focusing in the laser waveguide.
