Metal-semiconductor mixer diodes show excellent electrical properties at millimeter-wave frequencies. With 2 mu m diameter gallium arsenide diodes, the authors obtained a conversion loss of 5-6 db, and a noise temperature of 350 to 800 K at operating tempertures of 77-300 K, respectively, and 115 GHz. The incorporation of the diodes into mixers is described, along with other applications.
