OPTICAL PHENOMENA ELUCIDATING CARRIER TRANSPORT IN SHORT-PERIOD SUPERLATTICES

摘要
Using various optical techniques we have studied parameters of miniband structure and carrier transport in GaAs/AlGaAs shortperiod superlattices (SL). The quasi-three-dimensional character of SL with periods d < 100 Å is demonstrated by measuring the exciton oscillator strengths. The linear in-wave vector splitting of extended Bloch states and the manifestation of localized states are found in the electron miniband. The transition from Bloch-like behaviour to localized behaviour is observed for heavy-hole transport in the presence of a magnetic field parallel to the layers of SL's with d ≤ 50 Å. © 1990.
