摘要
In this paper, we present for the first time experimental results using quantum-barrier-varactor (QBV) diodes in harmonic multipliers. Output powers and tripier conversion efficiencies of more than 2 mW and 5%, respectively, have been achieved between 210 and 280 GHz. In a crude experiment, an efficiency of more than 0.2% for the fifth harmonic was measured at 310 GHz. These tripler results are about the same as can be achieved using state-of-the-art Schottky-varactor diodes in the same tripier mount. The experimental results agree well with theoretical calculations. © 1990 IEEE
