摘要
This paper presents the design methodology of 3 dimensional heterogenous integrations of packaged transceiver. Low noise, power amplifier, two mixers are packaged. The packaged voltage-controlled oscillator and 1/4 quarter mode SIW filter as well as couplers are designed. The noise figure of the transceiver is about 4 dB with its gain 23 dB at 30 GHz, the output power is about 2 W. The proposed concept is attractive for designing miniaturized and high-performance three-dimensional millimeter wave transceiver systems.
