Population inversion enhancement by resonant magnetic confinement in THz quantum cascade lasers

摘要
Effects of a strong perpendicular magnetic field on a terahertz quantum cascade (QC) laser are presented. A reduction of the threshold current density to 50% of the zero-field value together with an increase of the slope efficiency by a factor of 2.7 was observed. Experimental results suggest a strong influence of the intersubband Landau resonances in the extraction process of the laser structure. A new THz QC laser design that relies on this effect is presented.
