摘要
A 26-W X-band high efficiency GaN MMIC power amplifier with compact spurious suppression filters is presented. Generally, transmit modules need spurious suppression filters which cause loss and increase of size and cost to satisfy spurious specification. A GaN MMIC power amplifier with compact spurious suppression filters is proposed and developed. Measurement results of the developed two-stage amplifier shows output power of 26 W, power added efficiency (PAE) of 55 %, associate gain of 20 dB and the second harmonic spurious of less than-43 dBc. This result is comparable with the state-of-the-art X-band MMIC power amplifiers ever reported. It indicates that the developed amplifier has an advantage when it is utilized in a transmit module..
