Analysis of Quantum-Dot Size Effect on Dynamic and Modulation Characteristics of InAS/InP (311) B QD-Laser Under Large-Signal Modulation

摘要
The impact of size of quantum dot (QD) size, both height an diameter on dynamic and modulation characteristics of 1.55 mu m QD lasers have been investigated theoretically. Calculations reveal that higher relaxation frequency for smaller diameter and also shorter turn-on delay for more height QDs with smaller diameter. Accordingly small jitter and overshoot observed in small diameter. Also there is smaller jitter and overshoot in ES emission than GS with clear opening in eye diagram of ES emission for 10 GHz/s bit rate.
