Structural characterization of epitaxial ferromagnetic MnSb layers grown by hot-wall epitaxy

摘要
Structural properties of epitaxial ferromagnetic MnSb layers were characterized. The layers were directly grown on GaAs(100) substrates by hot-wall epitaxy. The MnSb c-planes are parallel to GaAs{111}A planes, which leads to double domain configuration. The generation of the double domain is suppressed by using misoriented substrates towards GaAs[011]. Transmission electron microscope observation revealed the faceted structure of the layer and the generation of unintentional protrusions at the interface.
