Photocurrent spectroscopy of InGaAs/InAlAs multi-quantum well structures and estimated heavy effective-mass of electrons in InGaAs wells

摘要
We observed a series of peaks corresponding to interband optical transitions of the In0.53Ga0.47As/In0.52Al0.48As multi-quantum well clearly extracted from photocurrent spectra. Nonparabolic tendency of an electron effective mass was observed in a conduction-subband. Estimated mass normal to the quantum well plane was more than 50% heavier than the bulk bandedge mass of InGaAs. (C) 1998 Elsevier Science B.V. All rights reserved.
