摘要
We report corrugated-sidewall distributed-feedback interband cascade lasers that produce 45 mW of cw power in a single spectral mode at -20 degrees C, with maximum wall-plug efficiency of 7.6%. The current tuning range (0-25 degrees C) is 11 nm. (C) 2010 Optical Society of America
