INVESTIGATION OF SUPERDIFFUSION OF METASTABLE VACANCIES BY BRAGG DIFFRACTION OF X-RAYS

摘要
We applied soft X-rays for generation and investigation of metastable vacancies in a Si crystal. Metastable vacancies, produced in the excited Si lattice after ejection of the Auger electrons, are not in thermal equilibrium with the lattice at room temperature for about 400 min. This time is quite long for investigations of metastable vacancies and for practical applications such as introduction of impurities in crystals at room temperature, changing electrical, optical and mechanical properties of the crystal. We proposed a method for investigation of superdiffusion of metastable vacancies and their densities based on changes of the Bragg reflection maxima.
