Current-voltage characteristic of asymmetric ferroelectric capacitors

Real ferroelectric capacitors are usually asymmetric. In this paper, the current-voltage characteristic of asymmetric Pt/Pb(Zr,Ti)O-3/Pt (Pt/PZT/Pt) thin film capacitors is studied quantitatively by using an asymmetric totally depleted back-to-back Schottky model as well as by experiment. The model successfully describes the asymmetric leakage current characteristics of our pulsed laser deposition derived Pt/PZT/Pt capacitors at different polarities. Detailed energy profiles at different biasing voltages are described, and two important turning points in the J-V curve, namely flat-band voltage V-FB and breakdown voltage V-BD are discussed.
