摘要
A pin photodiode (PD) and a hybrid circuit module are developed for 10 Gbit/s optical transmission. The bandwidth is increased by reducing the pin PD capacitance, using facedown bonding, and suppressing resonance in the power supply circuit. The bandwidth is 11 GHz and the sensitivity is -17.3 dBm (bit error rate = 10(-9), bit rate = 10 Gbit/s).
